The one-dimensional confinement of quasiparticles in individual carbon nanotubes (CNTs) leads to extremely anisotropic electronic and optical properties. In a macroscopic ensemble of randomly oriented CNTs, this anisotropy disappears together with other properties that make them attractive for certain device applications. The question however remains if not only anisotropy, but other types of behaviours are suppressed by disorder. Here, we compare the dynamics of quasiparticles under strong electric fields in aligned and random CNT networks using a combination of terahertz emission and photocurrent experiments and out-of-equilibrium numerical simulations. We find that the degree of alignment strongly influences the excited quasiparticles' dynamics, rerouting the thermalisation pathways. This is, in particular, evidenced in the high-energy, high-momentum electronic population (probed through the formation of low energy excitons via exciton impact ionization) and the transport regime evolving from diffusive to superdiffusive.

We derive simple formulas to explain terahertz (THz) emission from semiconductor surfaces excited by a femtosecond (fs) laser. Femtosecond optical pulses with energies larger than the bandgap create photocarriers which travel and generate THz radiation, according to the time derivative of the photocurrent. By assuming that only electrons traveling in an ultrafast time scale, less than a few hundred fs, contribute to THz radiation, one can obtain simple expressions for the emission originating from the photocarrier drift accelerated with a built-in field or from the photocarrier diffusion. The emission amplitude of the former is in proportion with electron mobility, the Schottky-Barrier height, and the laser intensity and one of the latter with the laser intensity and diffusion coefficient squared. We also discuss the formula for emission from metal-insulator-semiconductor structures. The derived expressions are useful in understanding the THz emission properties observed by a laser THz emission microscope (LTEM), bringing LTEM into real applications in the field of semiconductor research and development.

Excitons play major roles in optical processes in modern semiconductors, such as single-wall carbon nanotubes (SWCNTs), transition metal dichalcogenides, and 2D perovskite quantum wells. They possess extremely large binding energies (>100~meV), dominating absorption and emission spectra even at high temperatures. The large binding energies imply that they are stable, that is, hard to ionize, rendering them seemingly unsuited for optoelectronic devices that require mobile charge carriers, especially terahertz emitters and solar cells. Here, we have conducted terahertz emission and photocurrent studies on films of aligned single-chirality semiconducting SWCNTs and find that excitons autoionize, i.e., spontaneously dissociate into electrons and holes. This process naturally occurs ultrafast (<1~ps) while conserving energy and momentum. The created carriers can then be accelerated to emit a burst of terahertz radiation when a dc bias is applied, with promising efficiency in comparison to standard GaAs-based emitters. Furthermore, at high bias, the accelerated carriers acquire high enough kinetic energy to create secondary excitons through impact exciton generation, again in a fully energy and momentum conserving fashion. This exciton multiplication process leads to a nonlinear photocurrent increase as a function of bias. Our theoretical simulations based on nonequilibrium Boltzmann transport equations, taking into account all possible scattering pathways and a realistic band structure, reproduce all our experimental data semi-quantitatively. These results not only elucidate the momentum-dependent ultrafast dynamics of excitons and carriers in SWCNTs but also suggest promising routes toward terahertz excitonics despite the orders-of-magnitude mismatch between the exciton binding energies and the terahertz photon energies.

We study macroscopically-aligned single-wall carbon nanotube arrays with uniform lengths via polarization-dependent terahertz and infrared transmission spectroscopy. Polarization anisotropy is extreme at frequencies less than $\sim$3 THz with no sign of attenuation when the polarization is perpendicular to the alignment direction. The attenuation for both parallel and perpendicular polarizations increases with increasing frequency, exhibiting a pronounced and broad peak around 10 THz in the parallel case. We model the electromagnetic response of the sample by taking into account both radiative scattering and absorption losses. We show that our sample acts as an effective antenna due to the high degree of alignment, exhibiting much larger radiative scattering than absorption in the mid/far-infrared range. Our calculated attenuation spectrum clearly shows a non-Drude peak at $\sim$10 THz in agreement with the experiment.

We investigate the nonlinear effect of a planar superconducting metamaterial made from niobium nitride (NbN) at terahertz frequencies. As the variation of the incident intense terahertz field alters the intrinsic conductivity in the NbN, a consequent giant amplitude modulation is observed due to the strong nonlinearities. The high sensitivity of the chosen metamaterial even allows observing the nonlinear behaviors at various temperatures, but the resonance modulation induced by the nonlinear effect was distinct from that induced by the heating effect. The presented results illustrate a clever implementation of strongly enhanced nonlinearities and thus may bring nonlinear metamaterials into novel applications.

Low-dimensional carbon nanostructures, such as single-wall carbon nanotubes (SWCNTs) and graphene, offer new opportunities for terahertz science and technology. Being zero-gap systems with a linear, photon-like energy dispersion, metallic SWCNTs and graphene exhibit a variety of extraordinary properties. Their DC and linear electrical properties have been extensively studied in the last decade, but their unusual finite-frequency, nonlinear, and/or non-equilibrium properties are largely unexplored, although they are predicted to be useful for new terahertz device applications. Terahertz dynamic conductivity measurements allow us to probe the dynamics of such photon-like electrons, or massless Dirac fermions. Here, we use terahertz time-domain spectroscopy and Fourier transform infrared spectroscopy to investigate terahertz conductivities of one-dimensional and two-dimensional electrons, respectively, in films of highly aligned SWCNTs and gated large-area graphene. In SWCNTs, we observe extremely anisotropic terahertz conductivities, promising for terahertz polarizer applications. In graphene, we demonstrate that terahertz and infrared properties sensitively change with the Fermi energy, which can be controlled by electrical gating and thermal annealing.

The effect was evident for several YBCO thin films on MgO and LSAT substrates.

We have fabricated a centimeter-size single-layer graphene device, with a gate electrode, which can modulate the transmission of terahertz and infrared waves. Using time-domain terahertz spectroscopy and Fourier-transform infrared spectroscopy in a wide frequency range (10-10000 cm^{-1}), we measured the dynamic conductivity change induced by electrical gating and thermal annealing. Both methods were able to effectively tune the Fermi energy, E_F, which in turn modified the Drude-like intraband absorption in the terahertz as well as the '2E_F onset' for interband absorption in the mid-infrared. These results not only provide fundamental insight into the electromagnetic response of Dirac fermions in graphene but also demonstrate the key functionalities of large-area graphene devices that are desired for components in terahertz and infrared optoelectronics.

Planar metamaterials have been recently proposed for thin dielectric film sensing in the terahertz frequency range. Although the thickness of the dielectric film can be very small compared with the wavelength, the required area of sensed material is still determined by the diffraction-limited spot size of the terahertz beam excitation. In this article, terahertz near-field sensing is utilized to reduce the spot size. By positioning the metamaterial sensing platform close to the sub-diffraction terahertz source, the number of excited resonators, and hence minimal film area, are significantly reduced. As an additional advantage, a reduction in the number of excited resonators decreases the inter-cell coupling strength, and consequently the resonance Q factor is remarkably increased. The experimental results show that the resonance Q factor is improved by 113%. Moreover, for a film with a thickness of λ/375 the minimal area can be as small as 0.2λby 0.2λ. The success of this work provides a platform for future metamaterial-based sensors for biomolecular detection.

200 MeV Ag+15 ion irradiation created columnar defects and enhanced critical current density of La-2125 type superconducting thin films

We have deposited c-axis oriented thin films of La1.5Dy0.5CaBa2Cu5Oz (La-2125) tetragonal superconductor on LaAlO3 (001) by Pulsed Laser Deposition. These films were irradiated with 200 MeV Ag+15 ions. Atomic Force Microscopy and Elastic Recoil Detection Analysis indicate that the irradiation has created columnar defects along the entire thickness (2000 A) of these films. With ion irradiation up to 1*10^11 ions/cm2, the critical current density (Jc(H)) is found to enhance by almost five folds, which is attributed to the augmented flux pinning by the columnar defects. A further increase in irradiation to 1*10^12 ions/cm2 causes reduction in Jc(H) due to distorted morphology of the film. Our work shows that the enhancement in Jc (H) of the irradiated La-2125 film is comparable to that in irradiated RE-123. Also, as the La-2125 type films have greater chemical stability than RE-123 (RE = rare earth ion), La-2125 type superconductors are potential candidates for applications. Interesting to note that there are partial flux jumps observed to occur symmetrically in the magnetic hysteresis of irradiated La-2125 thin films with enhanced Jc(H).

Terahertz (THz) radiation has been observed from multiferroic BiFeO$_3$ thin films via ultrafast modulation of spontaneous polarization upon carrier excitation with illumination of femtosecond laser pulses. The radiated THz pulses from BiFeO$_3$ thin films were clarified to directly reflect the spontaneous polarization state, giving rise to a memory effect in a unique style and enabling THz radiation even at zero-bias electric field. On the basis of our findings, we demonstrate potential approaches to ferroelectric nonvolatile random access memory with nondestructive readability and ferroelectric domain imaging microscopy using THz radiation as a sensitive probe.

With decreasing temperature, the number of the local domains with the partial phase coherence increased and saturated near 100 K, and the macroscopic superconductivity appeared below 76 K through the superconductivity fluctuation state below 100 K. These experimental results indicate that the pseudogap makes an important role for realization of the superconductivity as a precursor to switch from the partial to the macroscopic phase coherence.

Abstract:
Terahertz (THz) radiation with its spectrum extending up to 1 THz has been observed by an illumination of femtosecond optical pulses to optical switching devices fabricated on magnetoresistive manganite thin films; Pr$_{0.7}$Ca$_{0.3}$MnO$_3$. The THz radiation strongly depends on temperature $T$ and its $T$ trend reverses sign across charge-orbital and spin ordering $T$'s.

Direct experimental estimations of the low-energy ($1.5\sim10$ meV) complex dielectric constants spectrum and its temperature variation have been investigated for La$_{0.7}$Ca$_{0.3}$MnO$_3$ thin films using terahertz time-domain spectroscopy. Direct experimental estimations of the low-energy ($1.5\sim10$ meV) complex dielectric constants spectrum and its temperature variation have been investigated for La$_{0.7}$Ca$_{0.3}$MnO$_3$ thin films using terahertz time-domain spectroscopy. At low temperatures, a clear Drude-term emerges. With increasing temperature, the scattering rate increases, while the plasma frequency decreases, derived both from a simple Drude model. Finally, a Drude-term submerges well below the insulator-metal transition temperature. On the basis of the present results, low-energy charge dynamics are discussed.
