We investigate the two-pulse photon echo response of excitons in the mixed lead halide perovskite crystal \sample in dependence on the excitation intensity and polarization of the incident laser pulses. Using spectrally narrow picosecond laser pulses, we address localized excitons with long coherence times $T_2 \approx 100\,$ps. This approach offers high sensitivity for the observation of excitation-induced changes in the homogeneous linewidth $Γ_2=2\hbar/T_2$ on the $μ$eV scale. Through intensity-dependent measurements, we evaluate the increase of $Γ_2$ by 10~$μ$eV at an exciton density of 10$^{17}$~cm$^{-3}$ being comparable with the intrinsic linewidth of 14$\,μ$eV. We observe that the decay of the photon echo and its power dependence are sensitive to the polarization configuration of the excitation pulses, which indicates that spin-dependent exciton-exciton interactions contribute to excitation-induced dephasing. In cross-linear polarization, the decay is faster and its dependence on exciton density is stronger as compared to the co-polarized configuration. Using a two-exciton model accounting for different spin configurations we are able to reproduce the experimental results.

Compositional engineering of the optical properties of hybrid organic-inorganic lead halide perovskites is one of the cornerstones for the realization of efficient solar cells and tailored light-emitting devices. We study the effect of compositional disorder on coherent exciton dynamics in a mixed FA$_{0.9}$Cs$_{0.1}$PbI$_{2.8}$Br$_{0.2}$ perovskite crystal using photon echo spectroscopy. We reveal that the homogeneous linewidth of excitons can be as narrow as 16$μ$eV at a temperature of 1.5K. The corresponding exciton coherence time of $T_2=83$ps is exceptionally long being attributed to the localization of excitons due to variation of composition at the scale of ten to hundreds of nanometers. From spectral and temperature dependences of the two- and three-pulse photon echo decay we conclude that for low-energy excitons, pure decoherence associated with elastic scattering on phonons is comparable with the exciton lifetime, while for excitons with higher energies, inelastic scattering to lower energy states via phonon emission dominates.

Coherent control of ensembles of light emitters by means of multi-wave mixing processes is key for the realization of high capacity optical quantum memories and information processing devices. In this context, semiconductor quantum dots placed in optical microcavities represent excellent candidates to explore strong light-matter interactions beyond the limits of perturbative non-linear optics and control the unitary evolution of optically driven quantum systems. In this work, we demonstrate that a sequence of two optical picosecond pulses can be used to establish coherent control over the phase evolution of the ensemble of trions in (In,Ga)As quantum dots independent of their initial quantum state. Our approach is based on coherent transfer between degenerate multi-wave-mixing signals in the strong field limit where Rabi rotations in multi-level systems take place. In particular, we use the two-pulse photon echo sequence to uncover the coherent dynamics of the trion ensemble, whereas the areas of two additional control pulses serve as tuning knobs for adjusting the magnitude and timing of the coherent emission. Furthermore, we make use of the spin degeneracy of ground and excited state of trions to control the polarization state of the emitted signal. Surprisingly, we reveal that the use of optical control pulses, whose durations are comparable to the dephasing time of the ensemble, lifts the temporal degeneracy between wave-mixing processes of different order. This phenomenon is manifested in a significant modification of the temporal shape of the coherent optical response for strong optical fields. Lifting the temporal degeneracy allows to smoothly trace the transition from the perturbative to the regime of Rabi rotations and opens up new possibilities for the optical investigation of complex energy level structures in so far unexplored material systems.

In the present work, the dynamics of quasiparticles in the reservoir at different areal densities is experimentally studied in a GaAs/AlGaAs quantum well using a time-resolved reflectance spectroscopy of nonradiative broadening of exciton resonances. The population of the reservoir is controlled either by the excitation power or by the temperature of the structure under study. The dynamics is quantitatively analyzed in the framework of the model developed earlier [Kurdyubov et al., Phys. Rev. B {\bf 104}, 035414 (2021)]. The model considers several dynamic processes, such as scattering of photoexcited excitons into the reservoir, dissociation of excitons into free charge carriers and the reverse process, carrier-induced exciton scattering into the light cone depleting the reservoir, thermally activated nonradiative losses of charge carriers. We have found that competition of these processes leads to highly nonlinear dynamics of reservoir excitons, although their density is far below the exciton Mott transition densities. Characteristic rates of the processes and their dependencies on the excitation power and the temperature are determined.

We study Rabi rotations arising in intensity-dependent photon echoes from an ensemble of self-assembled InGaAs quantum dots. To achieve a uniform distribution of intensities within the excited ensemble, we introduce flattop intensity profiles of picosecond laser pulses. This allows us to overcome the damping of Rabi rotations imposed by the spatial inhomogeneity of Rabi frequencies by a Gaussian laser profile. Using photon echo polarimetry, we distinguish between the coherent optical responses from exciton and trion ensembles. Here, we demonstrate that a photo-induced charging of the quantum dots leads to a significant reduction of the number of neutral quantum dots under resonant excitation with intensive optical pulses with areas exceeding $\fracπ{2}$. The trion ensemble shows robust Rabi rotations when the area of the refocussing pulse is increased up to 5.5$π$. We analyze the remaining attenuation of Rabi rotations by theoretical modeling of excitation induced dephasing, inhomogeneity of dipole moments, and coupling to acoustic phonons. The latter is identified as the dominating mechanism resulting in a loss of optical coherence during the action of the involved optical pulses.

The ability to extend the time scale of the coherent optical response from large ensembles of quantum emitters is highly appealing for applications in quantum information devices. In semiconductor nanostructures, spin degrees of freedom can be used as auxiliary, powerful tools to modify the coherent optical dynamics. Here, we apply this approach to negatively charged (In,Ga)As/GaAs self-assembled quantum dots which are considered as excellent quantum emitters with robust optical coherence and high bandwidth. We study 3-pulse spin-dependent photon echoes subject to moderate transverse magnetic fields up to 1 T. We demonstrate that the timescale of coherent optical response can be extended by at least an order of magnitude by the field. Without magnetic field, the photon echo decays with $T_ 2$ = 0.45 ns which is determined by the radiative lifetime of trions $T_1$ = 0.27 ns. In the presence of the transverse magnetic field, the decay of the photon echo signal is given by spin dephasing time of the ensemble of resident electrons $T_{2,e}$ ~ 4 ns. We demonstrate that the non-zero transverse g-factor of the heavy holes in the trion state plays a crucial role in the temporal evolution and magnetic field dependence of the long-lived photon echo signal.

Lead halide perovskites show remarkable performance when used in photovoltaic and optoelectronic devices. However, the peculiarities of light-matter interactions in these materials in general are far from being fully explored experimentally and theoretically. Here we specifically address the energy level order of optical transitions and demonstrate photon echos in a methylammonium lead triiodide single crystal, thereby determining the optical coherence times $T_2$ for excitons and biexcitons at cryogenic temperature to be 0.79 ps and 0.67 ps, respectively. Most importantly, we have developed an experimental photon-echo polarimetry method that not only identifies the contributions from exciton and biexciton complexes, but also allows accurate determination of the biexciton binding energy of 2.4 meV, even though the period of quantum beats between excitons and biexcitons is much longer than the coherence times of the resonances. Our experimental and theoretical analysis methods contribute to the understanding of the complex mechanism of quasiparticle interactions at moderate pump density and show that even in high-quality perovskite crystals and at very low temperatures, inhomogeneous broadening of excitonic transitions due to local crystal potential fluctuations is a source of optical dephasing.

Wave functions of heavy-hole excitons in GaAs/Al$_{0.3}$Ga$_{0.7}$As square quantum wells (QWs) of various widths are calculated by the direct numerical solution of a three-dimensional Schrödinger equation using a finite-difference scheme. These wave functions are then used to determine the exciton-exciton, exciton-electron and exciton-hole fermion exchange constants in a wide range of QW widths (5-150 nm). Additionally, the spin-dependent matrix elements of elastic exciton-exciton, exciton-electron and exciton-hole scattering are calculated. From these matrix elements, the collisional broadening of the exciton resonance is obtained within the Born approximation as a function of the areal density of excitons, electrons and holes respectively for QW widths of 5, 15, 30 and 50 nm. The obtained numerical results are compared with other theoretical works.

This warping dominates over the well-established mechanism associated with a reduced symmetry of quantum dots and the corresponding mixing of heavy-hole and light-hole states. It results in a uniform magnetic-field-induced optical anisotropy for the entire quantum dot ensemble which is a prerequisite for realization of spin quantum memories and spin-photon entanglement in the ensemble.

Dynamics of nonradiative excitons with large in-plane wave vectors forming a so-called reservoir is experimentally studied in a high-quality semiconductor structure containing a 14-nm shallow GaAs/Al$_{0.03}$Ga$_{0.97}$As quantum well by means of the non-degenerate pump-probe spectroscopy. The exciton dynamics is visualized via the dynamic broadening of the heavy-hole and light-hole exciton resonances caused by the exciton-exciton scattering. Under the non-resonant excitation free carriers are optically generated. In this regime the exciton dynamics is strongly affected by the exciton-carrier scattering. In particular, if the carriers of one sign are prevailing, they efficiently deplete the reservoir of the nonradiative excitons inducing their scattering into the light cone. A simple model of the exciton dynamics is developed, which considers the energy relaxation of photocreated electrons and holes, their coupling into excitons, and exciton scattering into the light cone. The model well reproduces the exciton dynamics observed experimentally both at the resonant and nonresonant excitation. Moreover, it correctly describes the profiles of the photoluminescence pulses studied experimentally. The efficient exciton-electron interaction is further experimentally verified by the control of the exciton density in the reservoir when an additional excitation creates electrons depleting the reservoir.

In this paper, we experimentally demonstrate an oscillating energy shift of quantum-confined exciton levels in a semiconductor quantum well after excitation into a superposition of two quantum confined exciton states of different parity. Oscillations are observed at frequencies corresponding to the quantum beats between these states. We show that the observed effect is a manifestation of the exciton density oscillations in the real space similar to the dynamics of a Hertzian dipole. The effect is caused by the exciton-exciton exchange interaction and appears only if the excitons are in a superposition quantum state. Thus, we have found clear evidence for the incoherent exchange interaction in the coherent process of quantum beats. This effect may be harnessed for quantum technologies requiring the quantum coherence of states.

The effect is attributed to the spin-dependent electron-electron exchange interaction of the optically active and inactive excitons. The spin relaxation time of the electrons belonging to nonradiative excitons appears to be much longer than the hole spin relaxation time.

The effect of the photoinduced absorption of terahertz (THz) radiation in a semi-insulating GaAs crystal is studied by the pulsed THz transmission spectroscopy. We found that a broad-band modulation of THz radiation may be induced by a low-power optical excitation in the spectral range of the impurity absorption band in GaAs. The measured modulation achieves 80\%. The amplitude and frequency characteristics of the resulting THz modulator are critically dependent on the carrier density and relaxation dynamics in the conduction band of GaAs. In semi-insulating GaAs crystals, the carrier density created by the impurity excitation is controlled by the rate of their relaxation to the impurity centers. The relaxation rate and, consequently, the frequency characteristics of the modulator can be optimized by an appropriate choice of the impurities and their concentrations. The modulation parameters can be also controlled by the crystal temperature and by the power and photon energy of the optical excitation. These experiments pave the way to the low-power fast optically-controlled THz modulation, imaging, and beam steering.

We study experimentally the oscillations of a non stationary transient signal of a semiconductor microcavity with embedded InGaAs quantum wells. The oscillations occur as a result of quantum beats between the upper and lower polariton modes due to the strong exciton-photon coupling in the microcavity sample (Rabi oscillations). The registration of spectrally resolved signal has allowed for separate observation of oscillations at the eigenfrequencies of two polariton modes. Surprisingly, the observed oscillations measured at the lower and upper polariton modes have opposite phases. We demonstrate theoretically that the opposite-phase oscillations are caused by the pump-induced modification of polariton Hopfield coefficients, which govern the ratio of exciton and photon components in each of the polartion modes. Such a behaviour is a fundamental feature of the quantum beats of coupled light-matter states. In contrast, the reference pump-probe experiment performed for the pure excitonic states in a quantum well heterostructure with no microcavity revealed the in-phase oscillations of the pump-probe signals measured at different excitonic levels.

The photoluminescence spectra of a PQW microcavity sample is compared against that of a conventional microcavity with embedded quantum wells (QWs) to demonstrate that the weak coupling lasing in a PQW sample can be achieved. The relaxation dynamics in a conventional QW microcavity and in the PQW microcavity was studied by a non-resonant pump-pump excitation method. Strong difference in the relaxation characteristics between the two samples was found. The semi-classical Boltzmann equations were adapted to reproduce the evolution of excitonic populations within the PQW as a function of the pump power and the output intensity evolution as a function of the pump-pump pulse delay. Fitting the PQW data confirms the anticipated cascade relaxation, paving the way for such a system to produce terahertz radiation.

Multiple quantum beats of a system of the coherently excited quantum confined exciton states in a high-quality heterostructure with a wide InGaAs/GaAs quantum well are experimentally detected by the spectrally resolved pump-probe method for the first time. The beat signal is observed as at positive as at negative delays between the pump and probe pulses. A theoretical model is developed, which allows one to attribute the QBs at negative delay to the four-wave mixing (FWM) signal detected at the non-standard direction. The beat signal is strongly enhanced by the interference of the FWM wave with the polarization created by the probe pulse. At positive delay, the QBs are due to the mutual interference of the quantum confined exciton states. Several QB frequencies are observed in the experiments, which coincide with the interlevel spacings in the exciton system. The decay time for QBs is of order of several picoseconds at both the positive and negative delays. They are close to the relaxation time of exciton population that allows one to consider the exciton depopulation as the main mechanism of the coherence relaxation in the system under study.

Photoluminescence (PL) and reflectivity spectra of a high-quality InGaAs/GaAs quantum well structure reveal a series of ultra-narrow peaks attributed to the quantum confined exciton states. The intensity of these peaks decreases as a function of temperature, while the linewidths demonstrate a complex and peculiar behavior. At low pumping the widths of all peaks remain quite narrow ($< 0.1$ meV) in the whole temperature range studied, $4 - 30K$. At the stronger pumping, the linewidth first increases and than drops down with the temperature rise. Pump-probe experiments show two characteristic time scales in the exciton decay, $< 10$ps and $15 - 45ns$, respectively. We interpret all these data by an interplay between the exciton recombination within the light cone, the exciton relaxation from a non-radiative reservoir to the light cone, and the thermal dissociation of the non-radiative excitons. The broadening of the low energy exciton lines is governed by the radiative recombination and scattering with reservoir excitons while for the higher energy states the linewidths are also dependent on the acoustic phonon relaxation processes.

A theory of polaritonic states is developed for a nanostructure with a wide quantum well stressed perpendicular to the growth axis of the heterostructure. The role of the $K$-linear terms appearing in the exciton Hamiltonian under the stress is discussed. Exciton reflectance spectra are theoretically modeled for the nanostructure. It is predicted that the spectral oscillations caused by interference of the exciton-like and photon-like polariton modes disappear with the increase of applied pressure and then appear again with opposite phase relative to that observed at low pressure. Effects of gyrotropy and convergence of masses of excitons with heavy and light holes due to their mixing by the deformation is also considered. Numerical estimates performed for the GaAs wells show that these effects can be experimentally observed at pressure $P < 1$~GPa for the well widths of a fraction of micron.
